3-Way Doherty Power Amplifiers: Design Guidelines and MMIC Implementation at 28 GHz

This article presents the design strategy and implementation of a three-way Doherty power amplifier (DPA3W) to enhance efficiency at deep back-off. Theoretical equations are derived, based on which charts drawn explore available space, accounting for practical constraints related technology selected application. The proposed is demonstrated by design, fabrication experimental characterization multistage optimized peaks 6 12 dB realized WIN Semiconductors 150 nm GaN-SiC high-electron-mobility transistor (HEMT) monolithic process 28 GHz, targeting 5G applications. prototype achieves saturated output in excess 34 dBm added order 15% from back-off, demonstrating competitive performance good agreement between simulations measurements, thus validating approach.
